Hi,

We are trying to electroplate Indium to make
solder bumpers for wafer bonding. However,
the surface of the plated Indium turned out to
be very rough, although the current density
we used is low. The plating bath is ready
to use and no other solutions need to be
added. Also we've checked the pH value of
the solution. It is ok too.

Anyone has the experience of Indium plating
before? Could you please give us any suggestion?
