Dear Randall,
I have the value for linear thermal expansion coefficient of InP as 4.75e-6
K^-1 at T=298.15K. And also, 4.5e-6 K^-1 near 250C. I guess you also have
these ( Soma, T., J. Satoh, and H. Matsuo, Solid State Commun. 42, 12 (1982)
889-892. , & http://www.ioffe.rssi.ru/SVA/NSM/Semicond/InP/thermal.html ).
Good luck.

Subject: [mems-talk] InP CTE for temperature range of 50C to 250C
Dear colleagues,
I will very much like to know the coefficient of thermal expansion (CTE)
of InP from 50C to 250C. Any valuable inputs from all?
Many thanks in advance.
Best rgds,
