Connie,
Most likely you have a wafer that was slightly offcut from the <110> plane
which would result in angled channels. Where did you get your wafers? What
was the tolerance on the <110> specification? Many vendors are unable to
maintain tight tolerances.

From literature and others' suggestions I was led to believe that to get
vertical walls I would have to use 110 Si wafers. The channel I am
etching is only about 200um wide and 500um deep.
