Higher electrical fields exist at the corners of  your substrate.  This means
your deposition rate is higher at the edges.   You need to reduce the field
strength at the edges by shielding.  Also, increasing your anode to cathode
surface area can improve
uniformity.  A pulse plating power supply can also improve uniformity.
